NiO/GaAs Heterostructure UV Photo-Detector Fabricated by Simple Aqueous Method

A simple two-step aqueous method was employed to grow NiO nanostructures on GaAs at low temperatures. The obtained NiO nanostructures were uniformly distributed on the surface of GaAs and showed sheet-like structures. Meanwhile, an ultraviolet (UV) photodetector based on NiO/GaAs heterojunction was fabricated in a simple way. The obtained UV detector showed excellent UV sensing properties. It will facilitate greatly the fabrication of large-scale NiO/GaAs heterostructure at a relatively low cost.
