Ultra-High-Energy Heavy Ion Induced Single Event Effect of TSV-Based 3D Integrated SOI SRAM Circuits

The single event upset of TSV-based four-tier 3D SRAM circuits is investigated through experimental method with ultra-high-energy heavy ions and the upset cross-section exhibits strong relationship on the tier positions, range and incident angles.
