Radioelectronic Devices and Systems of Radio Communication and Short-range Radar in the Terahertz Frequency Range for High-speed Data Transmission, Guidance and Control

The problem of radio electronic devices and systems of radio communication and short-range radar for promising applications in the field of high-speed data transmission, guidance and control creation in the terahertz frequency range is considered. For radio communication systems, on the analysis of the available electronic elemental arsenide-gallium components, theoretical and experimental studies, the design of the main modules and the entire transceiver module of the telecommunication system with a data rate of up to 1200 Mbps in the frequency range of 130….134 GHz was carried out as part of: frequency converters (downconverter and frequency mixer) with subharmonic pumping, local oscillators using a highly stable crystal oscillator followed by a chain of multiplying and amplifying stages, band-pass filter using a thin metal plate in the E-plane of the waveguide channel 1.6x0.8 mm, conical horn antenna with a dielectric lens concentrator, as well as radio signal oscillators. Experimental studies of a laboratory prototype of a digital simplex radio relay radio communication system in the terahertz frequency range of 130…134 GHz were conducted and the following results were obtained: bandwidth capacity up to 1200 Mbps; the value of bit error rate (BER) is not more than 10

(for 64-QAM modulation); communication distance under normal conditions is within 1 km with a system gain of 50 dB. For high-precision guidance and control systems, a new hardware and circuit solution of the terahertz range module transceiver for short-range radar systems has been developed, which is based on the use of modern integrated microcircuits of terahertz transceivers in the 119…126 GHz range. Mathematical modeling and simulation of electrical circuits of the terahertz range transceiver module were carried out using CAD NI Multisim, 2D and 3D models of boards were designed using CAD Altium Designer. Electronic components were manufactured and mounted on a terahertz transceiver printed circuit board and printed circuit board for forming and processing signals of the transceiver module. For the first time a prototype of a transceiver module of terahertz range (119…126 GHz) for high-precision guidance and control systems has been developed, in which the main nodes (frequency mixer, local oscillator, amplifier, etc.) are implemented using SiGe silicon-germanium technology completely within one compact integrated circuit with an integrated antenna (overall dimensions of the module do not exceed 35 mm in diameter and 10 mm in length), which provides an output power of 3 mW and operating range of target detection up to 40 meters.
