Memristive structures based on TiO2 nanodots: simulation, formation and resistive switching

This research investigates the distribution of electric field strength and conductive filaments in TiO
2
-nanostructures formed via the local anodic oxidation method. The study considers models that account for the generation/recombination processes of oxygen vacancies and their migration under the influence of an electric field in defect-free point oxide structures. The bottom electrode consists of a titanium film, and the shape of the oxide nanostructure corresponds to the local anodic oxidation technology. The microscope probe with a 50 nm tip radius serves as the top electrode. The study revealed the features of the formation of conductive filaments in nanoscale memristive titanium oxide nanostructures, which are important to take into account in field measurements.
