High-Efficient UV–Vis Broadband Photodetector Based on Hole Transport Layer Free CH3NH3PbI3/ZnO Nanowire Hybrid Heterostructure

(named as PPD2). The PPD2 showed high photoelectric characteristics in UV–Vis region. The responsivity (
R_λ
) values of PPD2 were found to be 23.1 A/W and 14.8 A/W at UV (390 nm) and Vis (450 nm) regions, respectively. The
R_λ
values of PPD2 were ∼7.4 × 10
³
times and ∼16.4 × 10
³
times higher than PPD1 at those corresponding wavelengths. Moreover, the PPD2 produced highest external quantum efficiency of 7.3 × 10
³
% and 4.03 × 10
³
%, respectively, at UV and Vis regions, respectively. Furthermore, PPD2 showed a fast device response with low rise and fall times of 76 ms and 72 ms, respectively.
