Frequency Quadrupler for Ultra-Wideband mm-Wave M-Sequence Transceiver

Frequency quadrupler for ultra-wideband Msequence mm-wave radar transceivers is presented. The frequency quadrupler is designed in 0.13 $\mu$m SiGe BiCMOS technology by IHP Microelectronics with $\mathrm{f}_{\mathrm{t}}$/f
max
=350/450GHz. The circuit was designed with output operation frequency from units of GHz up to 80 GHz. There are combined two almost similar multipliers, with input, central, and output buffers. The quadrupler is primarily designed to drive ultra-wideband updown converter for multi-band mm-wave radar. The differential output power reaches -4dBm at the frequency 80 GHz. The input of the frequency quadrupler is sensitive from -12dBm to-7dBm differentially. The power consumption of the designed frequency quadrupler achieves 54 mA at 2.5 V power supply. For performance evaluation, basic simulations were performed.
