Ka-band 20W power amplifier MMIC for satellite communication

Based on AlGaN/GaN HEMT, a Ka-band 20W power amplifier(PA) monolithic microwave integrated circuit (MMIC) was developed. The three-stage cascaded amplifier structure was adopted. In the final stage, the lange power distribution and synthesis matching network was used to realize 16-cell power synthesis. The low-pass reactance matching network was used at the input and inter stage of the circuit, and the band-pass reactance matching network was used at the output stage. Which was combined with the stable network to ensures the gain, power and efficiency characteristics.The measurement results show that in the frequency range of 27-31GHz, the power gain is greater than 22dB, the power additional efficiency is greater than 25%, and the saturated output power is up to 20W in continuous wave. The high power amplifier is suitable for satellite communication ground station systems.
