IPM Modeling Approach for Dynamic Simulation

In this paper a dynamic electric model for system-level design and simulation of the high voltage hybrid integrated intelligent power module (IPM) is developed. Three-dimensional physical layout structure of the IPM is modeled with accurate geometry parameters, where current conduction paths and source/sink reference currents are defined. From the physical layout, the frequency-dependent parasitic resistances and partial inductances along the current conduction paths are extracted. In addition, the more accurate parameterized power device models are created based on datasheet and measurement data to match both the static, dynamic and thermal characteristics. Then, the extracted parasitic parameters are used in conjunction with the power device models to create an electric model of the IPM for the system-level dynamic simulation. The effectiveness of the proposed model is verified by comparing the simulated results with experimental results.
