Wideband High Power Amplifier Supporting 3.5GHz Instantaneous Bandwidth

A 3.5GHz instantaneous bandwidth Solid State Power Amplifier (SSPA) is presented in this paper. To create a compact module, wideband matched device fabricated on GaN-SiC technology is used. Modular design approach followed with 37W Power Amplifier (PA) device as the basic building block. To achieve higher power, four PA devices combined in quadrature coupled fashion. Continuous Wave(CW) output power level of 100W from 2.5GHz to 5.4GHz is measured and above 5.4GHz to 6GHz 70W is measured with primary emphasis on design to reliably operate in 5:1 load mismatch condition and in -30°C low temperature to +55°C high temperature environments.
