Study on Lightweight MMW 3D Transmitter Subarray

In this paper, a new three-dimensional assembly method of 64-way integration for phased-array with tight size and high operating frequency is proposed. The multifunctional monolithic microwave integrated circuit (MMIC) chip technology, multi-chip assembly (MCM) technology and multilayer mixer and pressing technology are used to develop a transmitter subarray with a size of only 48 mm X 48 mm X 9 mm and mass of less than 50 g. The output power is greater than 21 dBm, the output power consistency among channels is better than ± 0.5 dB, and the transmit shift accuracy is <3.5°. The subarray is highly integrated and has breakthrough advantages in size and weight compared with traditional components, which greatly reduces the size of phased array radar and make it better meet the needs of high performance conformal active phased array radar. It can be widely used in space platforms with high space size requirements or conformal needs.
