Design and Implementation of a 6-18GHz Power Division Time Delay Module for Phased Array System

This work presents an eight channels 6-18GHz power division time delay module aiming at phased array applications. The module is assembled and manufactured by hybrid integration circuits (HIC). Amplifiers, power divider and digitally controlled true time delayer (TTD) chips used in the module are designed and taped out by GaAs process. A collaborative simulation method is given for precise module design. According to the measurement results, the module achieves 0-635ps time delay range with 5ps time delay step and less than 3ps root-mean-square (RMS) time delay error across 6-18GHz. The measured module output P1dB is higher than 5dBm.
