Multi-Filament Triggering of Superfast HG PCSS

The paper presents the results of a study of multi- filament triggering of an ultrafast GaAs-based HGPCSS switch doped with deep donor (EL2) and acceptor (Cr) impurities. By numerically solving the system of Poisson differential equations and continuity for electrons and holes, it is shown that synchronous two-filament triggering allows the best distribution of electrical power between the filaments. This will significantly increase the reliability (number of switching) of these devices. With an optical multifilament trigger delay of 26 ps, the second filament accounts for only 10% of the electrical power on the first filament. At an optical trigger delay of 2.6 ps, the electrical power at the second filament is 40% of the electrical power at the first. Thus, the necessity of creating a reliable optical system for multifilament triggering of the ultrafast HG PCSS switch is shown. It is important to note that the simulation was carried out taking into account the decrease in the electron drift velocity with an increase in the field strength above 25 kV/cm. The use of this model made it possible to obtain correct times (close to the experimental data) of ultrafast switching and the shape of current and voltage pulses for the HG PCSS photoconductive switch.
