A High-Gain Doherty Power Amplifier With Harmonic Tuning

This letter uses a deembedded technique to extract the equivalent parasitic network of the transistor CGHV27015S. Through the obtained equivalent parasitic network, the theoretical impedance space of the continuous class-F mode is mapped to the package plane, which simplifies the design of Doherty power amplifier (DPA). At the same time, postmatching network and bias network are used to tune the harmonics, which improve the overall efficiency of the DPA. The DPA delivers a saturation output power ( $P_{\text {sat}}$ ) of 41.8–42.8 dBm from 3.1 to 3.6 GHz. The power-added efficiencies (PAEs) in the interested frequency band are 49.6%–53.4% and 35.4%–41.1% at the $P_{\text {sat}}$ and 6-dB output back-off (OBO) power levels, respectively. The saturation gain is 13.0–15.1 dB.
