A low phase noise divide-by-5 frequency divider based on InGaP/GaAs HBT technology

This paper presents a divide-by-5 current mode logic (CML) frequency divider MMIC with low phase noise by using 2μm InGaP/GaAs HBT process. The proposed divider was developmented with differential working mode on the base of three D-type flip-flops and an extra NAND logic gate. By optimizing the latch differential clock pairs current, low residual phase noise characteristic was achieved. The divider operates at 5V supply, consumes about 500mW power and the phase noise is - 166dBc/Hz at 100kHz offset with 0.5GHz to 9GHz wideband input frequency range and high input power sensitivity.
