Performance Evaluation of a Gate All Around Junctionless Field Effect Transistor Based Biosensor with a Nano-Cavity Region

An investigation regarding the performance of a Gate All Around Junctionless Field Effect Transistor (GAAJLTFET) Biosensor was carried out in this paper. The numerical simulation of this device was conducted with the help of Silvacn Atlas and three neutral biomolecules namely Unease, Streptavidin, and APTES were used to investigate its sensitivity Because of the varying Dielectric Constant (K) or relative permittivity of these biomolecules, there was a noticeable shift in the device's electrical characteristics such as Drain Current (Ios) and Threshold Voltage (Vr) sensitivity. These changes were then subsequently analyzed to quantify the sensitivity of the sensor.
