A 108 GHz Up-Conversion Mixer in 22 nm FDSOI

This paper presents a 108 GHz up-conversion micromixer in a 22 nm FDSOI technology. It has a conversion gain of -4.8 dB with a 3-dB bandwidth of 24 GHz, drawing 6 mA from a 1.8 V supply. The differential output of the micromixer is measured single ended on-wafer through a wideband miniaturized passive balun. To supply sufficient LO drive power, a three-stage amplifier is included on chip. The first two stages of this driver amplifier are measured in a separate breakout, which is also presented. It shows 12.5 dB small signal gain and 8.4 dBm saturated output power.
