DC-20 GHz Wideband Low Loss SPDT Switch MMIC

In this paper, a low loss wideband (DC-20GHz) SPDT switch for communication and radar applications is designed, fabricated and tested on-wafer. The MMIC switch design has been implemented with a commercial 0.25 um GaAs pHEMT process. The circuit provides greater than 35 dB isolation and less than 1.4 dB insertion loss up to 20GHz. The VSWR of port is better than 1.4:1 with input P1dB of about 27 dBm with control voltage of −5/0 V over the entire frequency range. The fabricated SPDT switch chip size is $1.2\ \text{mm} \times 1.2\ \text{mm}$.
