A3-D Simulation Model and Study of Priming Effect for Phase Change Memory

In this paper, a 3-D simulation model for Phase change memory (PCM) including phase transition and electrothermal coupling modules is developed. A new crystallization model is proposed considering the effect of the critical nucleus size changing with temperature. And the priming effect of accelerated crystallization by the prior application of low amplitude stimulus are investigated by our model.
