Thermally Stable Te-based Binary OTS Device for Selector Application

Recently, Ovonic threshold switching (OTS) based selectors have been reported frequently owing to their various promising characteristics. Especially, binary OTS has gained great attention because of the ease in material complexity during fabrication. However, the thermal stability of binary OTS is relatively poor due to the low crystallization of chalcogenides and require further improvements. Previously, we have reported a simple binary OTS selector using C-Te that have a thermal stability of > 450°C. This device also exhibits an excellent performance such as high non-linearity, low off-current density, good cyclic endurance, and fast operating speed. In this paper, we investigate the origin of the observed thermal stability. Furthermore, quantitative analysis and experimental supportive data are included.
