A 271.5-288.6 GHz CMOS Transformer-based Voltage Control Oscillator in 65 nm CMOS

Based on 65 nm CMOS process with f_max of 200 GHz, a 271.5-288.6 GHz push-push transformer-based voltage control oscillator (VCO) is presented in this paper. The bandstop filter is designed to improve the output power of this VCO. By using a varactor array, the tuning range of proposed VCO is 17.1 GHz. The main core and the secondary coil of the transformer is made of two winding in parallel to improve the value of quality factor(Q). The phase noise at a 1-MHz offset frequency is in a -66.5 dBc/Hz to -78.5 dBc/Hz range. The VCO consumes 47 mW power at a 1.2-V supply. The VCO occupies the chip area of 0.17 mm², including all DC pads and GSG pads.
