Advanced panel level die attach

A new generation of advanced die attach platform is in development, characterized by exceptional throughput on large panel area, supporting global placement accuracy (based on global alignment marks) down to 2μ@3sigma and the flexibility for both face-up and face-down die attach with optional thermo-compression capability, to be implemented either in traditional one-step approach or high throughput two-step approach utilizing collective thermo-compression bonding technique.
