Load switch power MOSFET SPICE model

Power MOSFETs are modern devices used for electronic switches. They have replaced classical bipolar power junction transistors that were until recently the main choice in power electronics applications. So, a new need for accurate MOSFET switches model in circuit simulators becomes important. The modern models, also called behavioral models, combine device behavior and circuit analysis in one single simulation environment. MOSFETs classical models are not suitable for switches in simulators because they do not contain specific switching mode parameters. Using mathematical software and data sets from device datasheets, formal static parameters can be extracted. After that, special sub circuits are created and used in a SPICE simulator. Then after simulation, extracted parameters are compared with datasheet parameters in order to validate the model. The created model and sub circuit are used in other complex circuits for future analyses in switching mode. Power MOSFETs are large scale used devices as load switches. These are simple and inexpensive circuit solutions for the power management applications used now in any modern portable system.
