A Novel Multi-functional Optoelectronic Device for Large Scale Integration: a Detector, an Electronic Transistor and a Laser Diode in One

Monolithic integration of a detector, an electronic transistor and a light emitter on a single chip, is one of the most attractive configurations for high-speed optical communication and information processing systems. A major difficulty encountered when integrating these devices is the incompatibility among fabrication steps of the three devices. To eliminate this problem, we present a novel optoelectronic device with large functionality and simple integration technology. It can be used as a detector, an electronic transistor and a light emitter.
