1.5 µm quantum dot lasers for data and telecom applications

Due to significant improvement in the material quality of InP-based quantum dots (QDs), one can take advantage of intrinsic QD properties, which are related to atomic-like behavior, also for the 1.5 μm wavelength range. An overview will be given about the impact of low-dimensional gain media on different laser properties. Results will be shown covering the strongly improved temperature stability of 1.5 μm QD lasers (T₀ = 125 K, T₁ = 400 K, operation temperature beyond 150 °C), temperature stable dynamic response (modulation bandwidth > 15 GHz, data rate up to 35 GBit/s) and the narrowing of the emission linewidth of distributed feedback lasers (110 kHz).
