Evaluation of Image Shortening Effects with Rectangular Array Patterns in X-Ray Lithography

An evaluation of image shortening effects with two-dimensional patterns replicated by proximity x-ray lithography is studied. Using rectangular array patterns that are the simplest two-dimensional features, experimental results are compared with the calculated absorbed dose distribution applying ToolSet which was developed at CXrL.
