Test vehicle options for ceramic surface mount arrays

We discuss the test vehicle options for the ceramic surface mount technologies. IBM Microelectronics offers a complete technology solution. Ceramic test vehicles are available in both white and dark alumina (9211) formulations. The module and technology options are described. This paper discusses the details of mechanically good and/or electrically good test vehicles which could be used for various technology qualifications or analysis. A wide variety of test vehicles in different sizes and form factors are described. We present three kinds of test vehicles i.e with solder balls, solder columns and mini solder columns which are all on a 50 mil pitch, giving a high I/O density. The bottom side footprints include fully populated arrays in addition to depopulated arrays to simulate the cavity down package. This paper also discusses the interconnection reliability of modules as well as that of the second level board.<>
