Deviation of the Lasing Frequency of Quantum-Well Heterolasers Under Current Modulation

Principal features of the sweeping of the radiation frequency of quantum-well heterostructure laser diodes with a controllable single mode emission are investigated in detail. Numerical simulation is performed in the framework of the model of direct transitions between electron and hole subbands in the quantum well.
