Integration of 2D Ultrafast Flash Memory: From Device to Chip

The introduction of 2D materials has brought a major breakthrough in the performance of flash memory. 2D flash memory can simultaneously achieve ultrafast programming speed and non-volatile memory, bridging the gap between DRAM and silicon-based flash memory. This paper discusses the progress of 2D flash memory in terms of performance breakthrough, integration and channel length scaling. We also give an outlook on future chip-level integration and fabricate a NAND flash circuit for preliminary verification.
