High-Speed Packages for the Chiplet Era

This paper presents, for the first time, signalintegrity optimization as well as the direct comparison between organic and silicon interposer technologies, for both Die-to-Die and 224G SERializer-DESerializer (SERDES). Optimization of 224G SERDES for multi-layer core substrate is also discussed which is relevant for high-performance data-center systems.
