A Low-Cost Multiplexer Solution for IC Testing on the V93000

With the development of the electronics industry, chip’s function has been becoming more complex and powerful, as well as the higher integration of device. In this paper, we have introduced a low-cost multiplexer (MUX) solution for IC test on V93000 testing platform^[1]. On the hardware side, we propose MUX on load board (LB) design to optimize Automated Test Equipment (ATE) channel utilization. On the software side, we developed a MUX framework which leveraging Java8’s new features, using lambda expressions to realize function interface, making the program more concise, flexible, and easy to maintain, significantly reducing the overall testing cost.
