Characterization of Electroless Palladium Precipitates Induced by Water-Ligand Interactions

This study examines the effects of water-ligand molar ratios and agitation speeds on the formation of Pd precipitates in electroless plating processes, aiming to optimize conditions for high-quality metal coatings in ENEPIG applications. Different water-ligand molar ratios were investigated, revealing that higher ratios increase Pd precipitation and result in more pronounced precipitate shapes. The proposed mechanism indicates that the central Pd(II) ion, coordinated by ligands, forms a stable complex that reduces rapid precipitation. However, at elevated water-ligand molar ratios, ligand dissociation exposes coordination sites, leading to the formation of aqua complexes that are more susceptible to hydrolysis, which in turn accelerates the nucleation and growth of Pd precipitates. XRD analysis showed that the smaller crystallite size (28.67 nm) at a water-ligand molar ratio of < 5 indicates slower, more controlled Pd precipitation, while the larger size (43.01 nm) at a ratio of 150 suggests rapid nucleation and growth. Agitation speed significantly influences precipitate characteristics; while an optimal speed of 100 rpm results in powder and 250 rpm yields black solids, higher speeds of 800 rpm lead to less precipitation and shiny metal-colored precipitates. Overall, this research highlights the critical roles of water-ligand molar ratios and agitation speeds in controlling precipitate quality to prevent operational challenges, offering valuable insights for optimizing electroless plating techniques beyond Pd and enhancing metal coatings for semiconductor applications.
