Combo ICeGaN: The Combination of a Smart GaN HEMT and an IGBT

In this paper we present for the first time the parallel combination of an intelligent GaN HEMT (ICeGaN) with an IGBT. The switch, termed here Combo ICeGaN offers very high efficiency at light loads, provides integrated sensing and protection functions to enhance robustness and offers an excellent trade-off between performance and cost compared to classical solutions. Its application in traction inverters is highlighted as an alternative to IGBT only solutions.
