A Crosstalk Suppression Driving Circuit for SiC MOSFET Bridge Arm Based on Miller Clamping

SiC MOSFET semiconductor devices are widely used because of their advantages such as fast switching speed, high withstand voltage and high thermal conductivity. However, its high-speed switching characteristics also bring crosstalk problems to its drive control, which seriously affects the reliability of the system. In this paper, a new crosstalk suppression driver circuit based on Miller embedding is proposed to reduce the crosstalk voltage. Firstly, the causes of crosstalk formation are analyzed, and the influencing factors of crosstalk are revealed in terms of the parasitic parameters and the operating modes of the devices. Then, a novel crosstalk suppression driver circuit is proposed based on Miller embedding, and its working principle is analyzed and the parametric design guidelines of the driver circuit are proposed. Finally, a simulation model was built in LTspice software, and the simulation results verified the effectiveness of the proposed driver circuit for crosstalk suppression.
