A 30 MHz to 2.5 GHz GaAs MMIC Power Amplifier

A 30 MHz to 2.5 GHz ultra-broadband MMIC PA is developed using a 0.15 μm GaAs pHEMT process. Employing an 8-parallel 4-stacked-FET configuration and an RCL feedback circuit without any off-chip matching components, approximately 3 watts of output power with a corresponding power-added efficiency of 28.5-36% is achieved for this PA. Moreover, it also has the gain around 18.5 dB ± 2.5 dB, with a P1dB greater than 33 dBm for the whole frequency band, when it is operating at the bias voltage of +20 V and a current of 240 mA. The chip size is 1.7×1.5 mm².
