SiC MOSFET with Embedded Current Sensor for SSCB Application - Enabeling Real Time Dynamic SOA

Fault protection of AC and DC network using semiconductors requires accurate electro-thermal design of active and passive devices to keep power losses low in nominal condition and to sustain high current overload. A Semiconductor Active Limiter Protection function has been designed using SiC MOSFET with embedded Current and Temperature Sensor. Both current and temperature sensors have been measured in real operating conditions. An experimental validation of the benefits of iMOSFET for ultra-fast current overload detection and protection is shown. Real time SiC MOSFET temperature monitoring is demonstrated. Using iMOSFET devices open a way towards real time dynamic SOA control.
