Design of A W-band Thrice-harmonic Double-balance Mixer Base on GaAs pHEMT Technology

A W-band Thrice-harmonic mixer base on GaAs pHEMT Technology is proposed in this paper. Double-balun structure is used in the mixer circuit to improve the isolation between the RF port and the LO port which is simulated and tested. The experimental results show that the mixer has low conversion loss, high ports isolation and high gain compression across the RF bandwidth from 50 GHz to 110 GHz. The typical conversion loss is about 16 dB and the ports isolation is higher than 27 dB. The results of operating bandwidth, conversion loss and ports isolation are all meet with the requirements of the test instrumentation.
