Process Optimization of 1200V N-Channel IGT

Through the optimized process and design [1], an N-Channel Insulated Gate Transistor (N-IGT) with 1200V blocking capability has been achieved. The high latch-up current capability and low leakage current at elevated temperature are also proved In this study. The 1200V N-IGT has been proven to be a viable power switch.
