Design of polarization-insensitive high responsivity Schottky photodetector utilizing mode hybridization effects

modes in the plasmonic waveguide with both vertical and horizontal asymmetries, absorptances of 95.92% and 92.75% for wavelength of 1.55 μm are achieved within 6nm-thick 5.2 μm long Au stripes from numerical simulations, under TE and TM incidence respectively. The responsivities are estimated to be 132.7 mA/W and 128.3 mA/W, exhibiting an ultralow polarization dependent deviation of 3.37%. The compact footprint and high responsivity of the device make it very promising for all-silicon photonic integrated circuits (PIC).
