A 310-GHz Area and Power Efficient Oscillator in 65-nm CMOS Technology

This paper presents a compact CMOS signal source for the large-scale THz array with high output power and DC-to-RF efficiency. The proposed single harmonic THz VCO utilizes a high-order LC tank to resonate out the parasitic capacitors distributedly, and generate the second harmonic signal efficiently. The 310-GHz 65-nm bulk CMOS prototype in post-layout simulation achieves a high output power of 2.3-dBm and 3.8% effi-ciencv in a compact 0.01-mm
²
area.
