Design of A High Efficiency 170GHz Tripler Based On Schottky Varactor

The design and simulation of a high efficiency 165GHz tripler based on schottky varactor is presented in this paper. The simulation shows that efficiency reaches 19.5% at 170GHz and is greater than 10% from 166.5GHz to 172.5GHz with the input power at 18dBm. The design is meant to be applied to a 340GHz communication system which requires two different LO frequency on Tx and Rx side.
