Numerical Analysis of III-V/Si Hybrid MOS Microdisk Modulator

An optical modulator consisting of microdisk resonator with a III-V/Si hybrid MOS capacitor is numerical analyzed. A III-V mesa bonded on a Si slab enables a microdisk resonator with a radius of
$12\ \mu \mathrm{m}$
, resulting in
$\mathrm{V}_{\pi}\mathrm{L}$
of 0.032 Vcm. The proposed modulator is suitable for ultrasmall, efficient optical modulators.
