A multi-Gbit/s transmitter module with a high-speed hetero-MISFET driver IC and a multi-quantum-well DFB-LD has been developed. A miniaturised module with bare chip mounting of the LD and the driver IC made 10 Gbit/s high-speed operation possible. Using this module, an optical fibre transmission experiment has been successfully carried out over 40 km.
