Ethanol vapor sensors based on carboxyl-alkanethiolate self-assembled monolayers (SAMs) modified Au/GaAs Schottky diodes were fabricated in this work. The adsorption and arrangement of SAMs with different carbon number on the Au(111) surface were studied by using cyclic voltammetry (CV). Moreover, effects of ethanol vapor concentration and operating temperature on sensing performances were investigated.
