Ballistic electrons in compound semiconductors

While evolving lithographic and crystal growth technology gradually are allowing the construction of shorter transistors, the effort to reach the ultimate electron velocity - the ballistic limit - has the potential for dramatically increased frequency response. One particularly promising method for boosting the average electron velocity is to give the electrons a running start: introduce them into the active region as a directed beam at high velocity by a ballistic injector.
