Ka-band up-conversion mixer with inductive degeneration

A Ka-band up-conversion mixer with inductive degeneration is implemented using 65 nm CMOS process. The mixer is based on a double-balanced Gilbert-Cell active mixer due to its high conversion gain and isolation. The degeneration inductor is employed to resonate with the parasitic capacitance of the input transistor. That can achieve easier input matching and noise reduction caused by gate-induced noise. The maximum CG of LSB and USB are 3.2 dB and 3.1 dB. LO to RF isolation is suppressed -31.2 dBc. The maximum NF of LSB and USB are 10.4 dB and 9.6 dB. The 1-dB compression point of LSB and USB are -5.4 dB and -6.3 dB. The input IP3 of LSB and USB are -2.78 dBm and -2.45 dBm and output IP3 of LSB and USB are 0.4 dBm and 1.93 dBm.
