Conductivity and reliability of 28nm FDSOI middle of the line dielectrics

We report here reliability tests and modeling of 28nm FDSOI technology middle of the line, including poly to contact and poly to active configurations. We show that time to breakdown is following essentially the same mechanisms in both configuration and is correlated to leakage current in a manner that the apparent cumulative distribution reflects intra-wafer spacing and or electrical field variations.
