Large and small signal models for simulation of high speed modfet ICS

Large and small signal models for GaAlAs MODFETs have been developed. Transconductances, conductances, and capacitances for the two dimensional electron gas (2DEG) and the AlGaAs parasitic layers have been formulated. The model was then implemented in SPICE.
