Transceiver MMIC's for street surveillance radar

We adopted the GaAs-PHEMT 3-D Wafer Level Chip Size Package (3-D WLCSP) technology to a prototype 76-81 GHz street surveillance radar MMIC's. A transmitter (Tx) MMIC is a compact harmonic up-mixer MMIC with an integrated local chain, followed by a power amplifier (PA) MMIC. A receiver MMIC integrates a pair of receivers each of which contains a compact image-rejection harmonic mixer, low noise amplifier, and a local amplifier. The chip size of the Tx MMIC is 2.9 mm × 3.2 mm. PA MMIC exhibited a saturated output power level at 20 dBm, and a linear gain of 28 dB. The chip size is 2.9 mm × 2.3 mm. The conversion gain of the Rx MMIC is 9 dB and the noise figure better than 6 dB. The chip size is 3.5 mm × 2.9 mm for two channels.
