Nanocrystal physical attributes influencing non-volatile memory performance

The impact of nanocrystal [NC] number density, size and areal coverage on the program-erase characteristics, data retention and disturbs of nanocrystal memory devices is investigated. It is shown that the memory window, data retention, and read disturb are relatively insensitive to NC size and density, which ease processing restrictions and aid manufacturability.
