Pulsed space-charge-limited currents in GaAs

We derive a new parametric form of the current-voltage characteristic of space-charge-limited currents (SCLC's) in the strong field regime. The new representation is used to obtain the first exact solution for SCLC in GaAs. An exact solution is also found for another characteristic velocity-field dependence. Unlike previously reported results, our new solutions describe a gradual transition between the Mott-Gurney law and the regime of drift velocity saturation. The theory is found to be in close agreement with the experimental data for low-temperature pulsed SCLC in GaAs.
